Technical description of the product (BT149D):

NXP Semiconductors BT149D Thyristor with 600V VDRM and 0.5A average on-state current. Logic level type with 0.05mA typical gate trigger current (Igt) and 2mA typical holding current (Ih). TO-92 (SOT-54) package for through-hole mounting with 3 connections. Switching time (tgt) 2µS, turn-off time (tq) 100µS. RoHS compliant.
